Abstract

Fotodiode s lavinskom multiplikacijom su vrsta poluvodičkih fotodetektora koji u svojoj strukturi sadrže p-n spoj i kod kojih zbog jakog električnog polja u osiromašenom području kroz udarnu ionizaciju nosioca dolazi do pojave njihove lavinske multiplikacije, zbog toga ovakve fotodiode pokazuju svojstvo pojačanja. Nakon teorijskih razmatranja o načinu rada i tehnološkim implementacijama lavinskih fotodioda definirali smo strukturu fotodiode u simulatoru električkih karakteristika poluvodičkih struktura i analizirali neka njezina svojstva. Promotrili smo ponašanje fotodiode osvijetljene različitim valnim duljinama i intenzitetima svjetlosti, a zatim i tranzijentni odziv na pobudu svjetlosnim impulsom. Strukturu smo prilagodili za dobivanje različitih probojnih napona i usporedili ih po pitanju odziva i vremena odziva. Na kraju smo simulirali karakteristike dvodimenzionalne strukture i implementirali zaštitne prstenove kako bismo spriječili raniji proboj na rubovima.

Abstract (english)

Avalanche photodiodes are a type of semiconductor photodetectors containing a p-n junction in their structure. In these devices, due to the high electric field in the depletion region, avalanche multiplication of carriers occurs through the process of impact ionisation, which is why these photodiodes exhibit gain. After some theoretical considerations about the operation and technological implementations of avalanche photodiodes, we defined a structure of the photodiode in a programme for simulating the electrical characteristics of semiconductor devices and we analysed some of its properties. The behaviour of the photodiode illuminated by different wavelengths and intensities of light was observed, as well as its transient response to a light pulse. The structure was modified to achieve different breakdown voltages and their performances in terms of responsivity and response time were compared. Finally, we simulated a two-dimensional structure and implemented guard rings to prevent premature edge breakdown.
