Abstract

U radu je simulacijom ispitano optičko i električko preslušavanje u SPAD nizovima. Uzrok optičkog preslušavanja, zračenje lavinske multiplikacije prilikom detekcije fotona, negativno utječe na susjedne elemente niza povećavajući ukupan broj lažnih detekcija. Definiran je niz od 4 diode, gdje se promatra utjecaj zračenja lavinske multiplikacije diode na ostale elemente niza. Dominantan efekt preslušavanja je svijetlost reflektirana od podloge. Pokazano je da difuzija slobodnih nosilaca u podlozi ima znatan utjecaj samo za debljine podloge manje od 100 µm. Visoko-dopirani sloj u podlozi više apsorbira svijetlost i smanjuje optičko preslušavanje ali, zbog veće generacije, difuzija nosilaca postaje dominantna. Povećanjem dopinga ukopanog sloja SPAD-a, može se znatno smanjiti ukupno preslušavanje bez dodatnih tehnoloških koraka.

Abstract (english)

In this thesis, optical and electrical crosstalk in SPAD array is simulated with the aid of numerical simulator. The avalanche light emission, which is the main cause of the crosstalk, affects the neighboring elements of the array thereby increasing the number of false detections. An array consisting of 4 elements is designed where the impact of an avalanche of the first diode is simulated. A dominant effect contributing to crosstalk is light reflected from the bottom of the substrate. It is shown that minority carrier diffusion becomes important for substrate thickness lower than 100 µm. Highly-doped layer on the bottom of the substrate diminishes optical crosstalk but can lead to an increase of the diffusion current in the substrate. By increasing the doping of the diode’s buried layer, optical and electrical crosstalk can be greatly decreased.
